In this research project, you will focus on OTS-type of materials (Ovshinsky Threshold Switching), more in particular the family of so-called chalcogenide glasses.
What you will do
For future semiconductor memory technology nodes, different concepts are being explored for storage class memory. One of today’s most promising alternative concepts for scaled memory is RRAM (Resistive RAM) which is based on the electronic switching of a resistor element. The combination of this memory element with a diode-type selector device results in a highly scalable RRAM memory cell. The memory element as well as the selector require multi-element compound materials the detailed composition of which is determining for its performance in a memory cell. The integration of these memory cells in 3D cross-bar arrays can only be accomplished with a deposition technique that insures excellent step coverage in 3D device structures, i.e. Atomic Layer Deposition (ALD).
In this research project, you will focus on OTS-type of materials (Ovshinsky Threshold Switching), more in particular the family of so-called chalcogenide glasses. In collaboration with chemical precursor and ALD tool suppliers, we developed already a first process for binary germanium selenide in our state-of-the-art 300mm clean room. In order to improve the thermal stability of these amorphous layers, you will continue the development and explore doping of these materials with ternary/quaternary elements. This should result in a material strategy in order to reach the targeted device specifications, in close collaboration with the integration engineers in imec’s Emerging Memory program. As part of the material development, you will also take care of the physical, chemical and structural characterization of the deposited layers.
